The case

Fine grind · 300 mm lot · 25 wafers · target 75 µm ± 3 µm.

Wafer 14 came off fine grind at 4.2 µm TTV — the spec limit is 3.0 µm. The other 24 wafers measured nominal. Next steps are tape mount, laser singulation, saw or blade singulation, pick and place, ship to assembly. It is quarter close, the customer has expedited, and the lot is committed.

What happened downstream

The lot was held. The wheel condition was investigated and found degraded late in its dress interval. Recent lots were remeasured, and additional edge-high TTV behavior was identified. The wheel was changed, affected material was reviewed, and the customer received a controlled delay while the team contained the risk.

The lesson was not that 4.2 exceeded 3.0. It was that shape, recurrence, and tool condition changed the scope of the response from one wafer to the process.
